本文介绍用元素磷和锌在闭管真空石英管中合成ZnP_2晶体的过程。X—射线检验证实一种是红色四方晶形ZnP_2,另一种是黑色单斜晶形ZnP_2。得到了用ZnP_2源对GaP晶片扩散的初步结果。 This article describes the use of elemental phosphorus and zinc in closed-tube vacuum quartz tube synthesis of ZnP 2 crystal process. X-ray examination confirmed that one is red tetragonal ZnP_2 and the other is black monoclinic ZnP_2. The preliminary results of GaP wafer diffusion with ZnP 2 source were obtained.
